Version Update and Enhancements
Version 1.50 Enhancements
The 1.50 version of HiSIM_SOI includes the following changes:
- Two new body network nodes, db, and sb, are added when the values of the parameters COBCNODE and CORBNT are set to 1.
- The node nqs_qhs is introduced in the Body-Tie-Model. The values of COISUB and COFBE parameters must be set to 1 and 2, respectively, to activate the QHS model.
- COISUBFB parameter is introduced to switch Isub for calculation in FB mode: 0 with analytical Ids; 1 with iterative Ids.
- COSUBSCALE parameter is introduced to switch scaling for calculation in the Isub model and Qhs model.
- The new branches, sbbp, sbbc, dbbp, and dbbc, are added to the body resistance network, and sbsp and dbdp are added to the junction diode.
- GIDLVB parameters are introduced in the Igidl calculation.
- New parameters DVGPSUB and DVBSSUB are introduced in the Isub calculation.
- New parameters SLGL and SLGLP are introduced for substrate current dependence in the Isub local calculation.
Version 1.40 Enhancements
The 1.40 version of HiSIM_SOI includes the following changes:
- Channel length offset parameter for capacitance (XLDC) is introduced.
- Pocket impurity concentration NSUBP will be forcefully set to NSUBS when NSUBP is less than NSUBS. This takes into effect when VERSION > 1.30. (Default: 1.40).
- Pb2 refers to Nsub, SOI impurity concentration with various effects included, such as pocket implantation and STI-induced variation, when VERSION > 1.30 (default: 1.40). When VERSION is less than or equal to 1.30, it refers to NSUBS.
- L-scaling function for SOI impurity concentration is introduced. New model parameters: NSUBCL, NSUBCLP.
- SOI resistance model is introduced. New model flag: CORBULK. New model parameters: RBULK0, RBULKW. New OP variable: Rbulk.
- Deep punchthrough current model is introduced. New model flags: COPT, COPSPT. New model parameters: XJPT, NJUNC, MUPT, VFBPT, PSLIMPT. To activate this model, set COPT=1 and MUPT > 0.0. Previous punchthrough current model continues to exist in the new name “shallow (surface) punchthrough”. To activate this, set COPT=1 and PTL > 0.0.
